Kuan-Neng Chen, dean of the International College of Semiconductor Technology at National Yang Ming Chiao Tung University (NYCU), received the “Simon Sze Award” — set up in honor of the legendary semiconductor pioneer — at a ceremony on March 20 for his contributions to the development of 3D IC, heterogeneous integration and advanced packaging technology.
